Petach Tikva, Israel April 15th, 2024 – RAAAM Memory Technologies, a start-up company that invented a groundbreaking solution to implement on-chip memory, announced today that it has completed a Seed financing round of $4 million. Investors include Serpentine Ventures, J-Ventures, HackCapital, Silicon Catalyst Angels, Claves Investments and large multi-national semiconductor company as a strategic investor. 

The memory bottleneck has become a major concern in modern Systems-on-a-Chip (SoC) since the size of on-chip embedded memory continues to increase, already reaching up to 75% of the total SoC real estate in some applications like Artificial Intelligence (AI) and Machine Learning (ML). However, the industry standard Static Random Access Memory (SRAM) technology is very area-inefficient and has been facing major scaling difficulties in modern process technologies below 10nm. 

“RAAAM’s Gain-Cell Random Access Memory (GCRAM) technology is a unique on-chip memory solution that only requires 3 transistors to store a bit of data, as opposed to 6-8 transistors needed for the existing SRAM-based highest-density memory technology. The GCRAM solution reduces area by half and power consumption by a factor of five and can be manufactured cost efficiently using the standard CMOS process” said Robert Giterman, RAAAM Co-Founder and CEO. “Our GCRAM technology was successfully validated on silicon in various nodes including Bulk CMOS, FD-SOI, and FinFET processes of leading foundries. RAAAM currently aims to migrate its GCRAM memory technology to nodes smaller than 5nm and to fully qualify it for production according to the industry standards.”

RAAAM was founded by four PhDs from Bar-Ilan University and the Swiss Federal Institute of Technology Lausanne (EPFL) that are specializing in Very Large-Scale Integration (VLSI) design. The company is leveraging know-how that was gained over many years of research.

Mr. Rotem brings over 35 years of chip design experience, 17 of them working at Marvell. Tel Aviv, Israel / Lausanne, Switzerland – 5 July 2023 – RAAAM™ Memory Technologies Ltd., a provider of the highest-density on-chip embedded memories in standard CMOS technologies, has elected two industry veterans, Thomas Seiler and Danny Biran, to its Board of Directors following its successful seed funding round.

Thomas Seiler’s career spans decades in the semiconductor and electronics industry. He has been a member of the Board of Directors of u-blox Holding AG and served as its CEO from 2002 to 2022. From 2002 until 2019, he also held the role of Head of Marketing and Sales. Before, from 1999 to 2001, he served as CEO of Kistler Holding AG, Switzerland, and from 1991 through 1998 he led Melcher Holding AG, Switzerland as CEO.

Danny Biran is a managing partner at Silicon Catalyst. He had a long career in the semiconductor industry, most recently as Senior Vice President of Marketing and Strategy at Altera Corporation until its acquisition by Intel. He also served as a member of the Board of Directors of the Global Semiconductor Alliance (GSA). He is also a senior policy fellow at Israel’s Start-up Nation Policy Institute (SNPI).

RAAAM™’s innovative GCRAM technology is based on many years of research and development by Israeli-based Bar Ilan University (BIU) and Swiss-based École Polytechnique Fédérale de Lausanne (EPFL). It provides much higher density and lower power consumption than traditional SRAMs, thus allowing embedding more memory on chip or reducing die size and cost, depending on the application needs. The technology is fully compatible with standard CMOS processes and requires no additional process steps or cost. It has been validated on silicon covering a wide range of CMOS technologies in several foundries.

We received our first in-house developed 16nm system-on-a-chip, featuring our game changing on-chip logic-compatible GCRAM memory technology demonstrating the highest memory density ever reported in any 16nm CMOS process.

Within two days the whole system was brought up and confirmed functional with compiled RISC-V programs successfully accessing our GCRAM arrays. This is a huge milestone towards the commercialization and qualification of RAAAM™’s GCRAM technology in the most advanced CMOS processes!

RAAAM™ developed the world’s first GC-eDRAM in 16nm FinFET technology, demonstrating a fully-operational 1Mbit GC-eDRAM array in a standard commercial 16nm FinFET process. The developed memory array offers 2X smaller two-ported bitcell (compared to a single-ported 6T SRAM), and it is fully operational at temperatures spanning -40C – 125C and under a supply voltage as low as 450mV, providing the lowest measured VDDmin and widest temperature range reported for GC-eDRAM.

A recent paper accepted for publication in the IEEE Solid-State Circuits Letters describes the key features and measurement results of a 1Mbit GC-eDRAM implementation in 16nm FinFET process.
